摘要:本发明提供了一种半导体器件及其制备方法。半导体器件包括:外延片、形成于外延片上的台面、间隔形成于台面的正电极和负电极。外延片包括衬底、N型接触层、腐蚀阻挡层、有源层、P型接触层。N型接触层和有源层的材料相同;腐蚀阻挡层材料和有源层的材料不同。采用湿法腐蚀工艺形成台面时,采用第一溶液和第三溶液分别腐蚀一个整层和一个部分膜层,采用第二溶液腐蚀所述腐蚀阻挡层,以修平腐蚀沟道。通过上述新的腐蚀工艺和腐蚀阻挡层的设置,最终在外延片上形成更加平滑、平坦的腐蚀台面侧壁,有利于介质膜沉积以及金属电极的沉积,从而提高半导体器件的可靠性。
